The implantation of B+ , P+, and As&apos; into silicon has been studied with the purpose of making shallow p-n junctions. The influence of such parameters as 1) ion energy, 2) target orientation and temperature, 3) total dose, and 4) annealing schedule was investigated. An energy range of 70 to 300 kev was used for boron and phosphorus implants and up to 500 kev for arsenic. It is found that the experimental projected range agrees well with theory and that shallow junction depths can be made reproducibly. ION implantation has received much attention recently as a technique for doping semiconductors. Specifically, it has the potential of supplementing or replacing the diffusion process as a method for making p-n junctions. In a few specific cases it has been used successfully to make semiconductor junction devices. Potential advantages of ion implantation doping over diffusion techniques are: 1) It affords greater control of shallow junction depths (< 0.2 µ) while maintaining high peak concentrations. This is particularly important for high-speed switching devices, since lower junction capacitances and resistances can be achieved. 2) More precise registration of small planar structures can be realized if proper masking procedures are employed. This advantage is especially useful in the design of high-density integrated circuits. It has been used to advantage in FET fabrication since the edge of the source or drain can be aligned precisely at the edge of the gate electrode.&apos; 3) Ion implanatation permits lower temperatures than diffusion techniques. This factor alleviates the problem of compatibility of diffusivities often encountered when designing multiple-junction structures. Also, the lower temperatures create fewer thermal defects and dislocations, which may account for the high efficiency of some ion-implanted solar cells.2 4) Impurity profiles can be more easily tailored to resemble ideal distributions. Successful exploitation of the potential advantages of ion implantation techniques will depend on increased knowledge and understanding of the subject. The factors likely to be influential in determining impurity distribution profiles in ion-implanted single-crystal targets have been reviewed by J. F. Gibbons.3 In addition to the mass and energy of the implanted ion, the total dose, target orientation, and target temperature are important parameters. The annealing temperature required for removing lattice damage and incorporating the implanted species on an electrically active site is very important. This paper describes an investigation of some of these factors. Implants of boron, phosphorus, and arsenic into silicon have been studied. Energy ranges of 50 to 300 kev were used for boron and phosphorus and up to 500 kev for arsenic. In addition to the implantation energy, the effects of total dose, target temperature, and post implant anneal have been investigated. EXPERIMENTAL PROCEDURE The implantation targets were silicon wafers cut from Czochralski-grown crystals, lapped, and chemically polished. The orientations were (111), (110). and (100) with misorientations of up to 7 deg from the principal axis. For this study, accurate target alignment (i.e., within 0.1 deg) was not available and quoted misorientation values should be regarded as approximate . The implantation equipment consisted of an ion source, a 300-kev linear accelerator tube, an electromagnetic separator, and the associated target supporting and beam focusing assemblies. The ion source was a simple oscillating electron type source,4 which has been described elsewhere.5 The gaseous compounds BF3, PF5, and AsH3 were used as ion sources for B+, P+, As+, and AS+&apos;. Analyzed current levels of up to 20 pamp could be obtained; however, for this investigation target current levels of 1-3 µ amp were usually employed. The analyzed ion beam was collimated through a double slit (1.4 x 0.4 cm) and swept perpendicularly to the long axis of the slit such that an area of about 2 sq cm on each target was covered. Dosages of around 1015 cm-2 were normally employed, but smaller amounts were also used for comparison. A uniform flux density over the bombarded area was assured by the continuous use of profile monitors similar to those described by Wegner and Feigenbaum.6 Post-implant annealing was accomplished in an argon atmosphere in a temperature range of 600" to 950°C. It was not part of the purpose of this investigation to study the annealing kinetics; however, some isochronal and isothermal anneal experiments were conducted to determine the time and temperature necessary to render a reasonably high portion of the implanted ions electrically active (i.e., higher than 50 pct). Post-implant anneal temperatures of around 900° and 600°C were required for boron, and arsenic and phosphorus implants, respectively. Arsenic and phosphorus implants increased in conductivity rather abruptly at the proper anneal temperature of the isochronal curve, but boron increased more gradually over a wider range. Isothermal anneal curves were reasonably flat after 10 min, so an anneal time of 1/2 hr was used for the experimental results described below. The profiling techniques were: 1) neutron activation analysis, 2) differential sheet resistance,7 and 3) junction staining.8 The differential sheet resistance technique is commonly employed in this type of study. The device to which I desire to call the attention of the members of the Institute consists of a water-tight caisson, which is connected By a stuffing-box with the tube to be laid, and the caisson is pushed forward with hydraulic jacks set against the end of the tube. The tube is of hard white iron, cast in chills in segments. These segments are carried from shore through the tube itself, in which a track is laid as the work progresses, and the segments are bolted together in the caisson, where there is ample room to work and proper appliances for handling heavy weights. As each segment is bolted on, the jacks are set against its forward end, and when the whole ring is complete, the caisson is pushed forward by the jacks, a trench having been dredged out in front of it, or, in very loose ground, jets of water under a heavy pressure can be thrown out to loosen the ground in front of the caisson. The direction in which the caisson is pushed is completely under control, and both the caisson and the tube are loaded to the amount necessary to overcome their buoyancy. I understand that Mr. H. H. Hall, of New York, the inventor, is negotiating for the construction of a 16-foot tunnel of this kind across the Straits of&apos; Northumberland, between Prince Edward Island and the main-land, and for tunnels in several other places. 4 One of the most interesting uses of this system is in laying water mains out into lakes. IN dealing with segregation in babbitt, and its effect on the final cast structure, which is a bearing, it is obviously impossible to cover all of the compositions manufactured. Each composition, of course, will exhibit certain specific types of segregation. However, as examples,, two compositions of babbitt are presented: one a tin-base of well-known analysis and the other a lead-base, which in the past few years has found wide usage. Bearings usually are cast either statically or centrifugally; therefore the effect of these two methods on segregation is presented. EXPERIMENTAL PROCEDURE A slab of babbitt 1/2 in. thick by 5 in. wide and 17 in. long was cast, using a book mold with the long edge vertical. An A.S.T.M. grade 2 babbitt was used (3.5 per cent copper, 7.5 per cent antimony, remainder tin), to which 0.10 per cent tellurium had been added. Unfortunately, no metal without tellurium was available. The mold to hold the babbitt was heated to approximately 300°F., the temperature being judged by the babbitter. The pouring temperature of the babbitt was 875°F. (470°C.). One slab was made by allowing the babbitt to cool without stirring. The other slab was stirred during the entire cooling cycle. This stirring consisted of a vigorous churning or puddling into the mold until complete solidification had taken place. Three samples were removed from these slabs. One was taken at the extreme bottom, another half way to the top, and another at the extreme top, all at the center of the width. Chemical, macroscopic and microscopic examination was made of all samples. Table I shows the chemical analyses obtained at the described positions [ ] in the slab. The analyses show no serious amount of gravity segregation. Microscopic examination from edge to edge of the slab showed little change in structure. From top to bottom there was a progressive coarsening of the grain size in the stirred slab but little change in the slab that was not stirred (Fig. I). No definite exhibit of segregation could be detected. In line with our experimental study on the tin-base babbitts, we cast an almost duplicate slab using A.S.T.M. Alloy No. 15, containing 0.9 to 1.25 per cent tin, 14.75 to 15.5. per cent antimony, 0.80 to 1.25 per cent arsenic and 0.4 per cent copper. The slab was 16 in. long and 3/8 in. thick, cast with the long side vertical. One slab was allowed to cool normally and the other was stirred continually during cooling. The phases and equilibria in the W-Co-C system have been studied by X-ray diffraction methods, metallographic technique, and thermal analysis. In addition to the 7 phase, two double carbides, called 8 and have been revealed. The compositions correspond to CO3 W6C2 and Co3-W10C4. The reactions leading to these phases have been explained and tentative diagrams of stable and metastable equilibria proposed. The basic reactions in sintering cobalt cemented tungsten carbides are discussed. THE W-Co-C system is of fundamental importance in practical carbide manufacturing as well as for the understanding of the sintering mechanism. Surprisingly little is known about this system, for the probable reason that all the important alloys are of two-phase structure and that the diagram Co-WC has been treated as a quasi-binary. This obviously is incorrect, because WC decomposes before melting. One ternary phase, 7, of composition Co3W3C has long been known. It was first studied by Adelskold, Sundelin, and Westgren,1 although the isomorphous iron-tungsten carbide was known earlier. There have been in the literature several reports of two 7 phases.&apos; " Also the 7 phase has been considered unstable by Takeda4 and Westgren.1 The Co-WC diagram has been studied by Wyman and Kelley5 and a quasi-binary diagram has been published by Sandford and Trent.2 Takeda has published a tentative Co-W-C diagram, considering both metastable and stable equilibria. However, the lines of two-fold saturation are shown only partially and it seems impossible to complete the diagram without violating the phase theory. Therefore it seemed desirable to examine the system in more detail. Experimental Procedure The alloys used in the present investigation were made of powders of tungsten, tungsten monocarbide, cobalt, and carbon and were of the grade used in manufacture of commercial cemented carbides. The powders were ground and mixed in small stainless steel ball mills, using balls of the same material. Benzene was used as a dispersing agent. The mixing period was 1 hr, since this was shown to give suffi- ciently good mixing of the powders without too great a contamination from the mill. After ball milling, the specimens were pressed in cylindrical or rectangular dies. No paraffin or other lubricant was used and the small compacts had sufficient green strength to be handled without difficulty. Several sintering furnaces were employed. The most satisfactory arrangement was a vacuum furnace based on the Arsem principle which employed a graphite helix as the resistance heating element. Specimens were placed on graphite stands and there was generally a slight carburization or decarburiza-tion of the specimen surface, depending on the carbon content of the alloy. The evaporation of the cobalt at a sintering temperature of 1400°C was not significant, but became severe at 1500°C and higher. The sintering time was 1 hr at 2000°C and 2 to 4 hr at lower temperatures. It was not possible to quench the specimens, but the cooling rates were rather fast, greater than 300°C in the first minute. In the system under investigation, the reactions are sluggish, and it is believed that the high temperature structures are satisfactorily retained. The principal method of investigating the sintered specimens was X-ray diffraction by the Norelco recording spectrometer. Approximate determinations of the phase boundaries were made by the disappearing phase method. Ternary Phases To study the phase formation in W-Co-C system, a series of specimens was sintered at 1400°C. In this experiment two ternary phases, called here ? and k were formed in addition to the well-known 7 phase. The 7 phase, which has been completely described by Westgren: showed a range of homogeneity from 7 to 20 pct C and from 38 to 48 pct Co. At 1400°C the 7 phase was found to be in equilibrium with monotungsten carbide, 8, tungsten, 8, #?, and liquid. The boundaries toward #? and liquid were difficult to determine and appeared to be very temperature sensitive. The other boundaries are believed to be well fixed. Philip Argall, Denver Col. (communication to the Secretary): Dr. Raymond claims (Trans., xxiii., 560)) that my statement (p. 557) regarding the crystallization of iron "is beyond question incorrect." He says: "It is not even settled that vibration will crystallize iron under any conditions." While admitting that authorities differ on the possibility of cold crystallization of iron, I believe it is a settled and undisputed fact that vibration in the presence of heat will crystallize iron. Bloxam and Huntington say :* " Vibration assists &apos;in converting fibrous metal (iron) back into a crystalline state when heated, a lower temperature sufficing than in the absence of vibration." Mr. A. F. Hill, summing up a very exhaustive review upon the crystallization of iron and steel, pronounces against crystallization, but only at temperatures below 900&apos; F. Mr. Howe, discussing ,the breakage of a 20-foot porter-bar with a crystalline fracture, suggests that it was attributable to heat, jointly with the jar. We see, then, that vibration of heated iron bars will induce crystallization and consequent change of structure. Referring to my statement, I wish to point out, that I was discussing the vibration of stamps arid should have said, "vibration under all such conditions," etc. That is, vibration attended with sharp blows, such as a stamp-stem is subjected to, will crystallize iron; yet I believe that intense vibration under any condition will

THE following statement is contained in an article entitled "Mortgaging the Future." by Walter C. Teagle, president of the Standard Oil Co. of New Jer-sey, appearing in the current issue of the Lamp, the official organ of the Standard Oil Co.: "During the last eight months the domestic daily production. of crude oil has risen 300,000 bbl.. which means that no less a volume than 2,500,000 bbl. now are coming to market each day. . . . Every twenty-four hours 250,000 bbl. more than the consumer required are being added to our surplus oil storage. The temporary advantage of cheap petroleum products and the availability of fuel .oil, for a widespread use as a substitute for coal are not being weighed against the time when scarcity may follow on the heels of plenty and the public of tomor-row may have to pay for today&apos;s excesses. The over-production of crude and its consequences constitute a problem of national import which far outweighs the temporary advantages either to a part of the industry or to sections of the public.

Specitlrens of the Al-Ge eutectic alloy have been frozen unidivectionally at rates between 2.5 x 10-6 and 2.5 x 10-4 cm per sec and the structure examined by optical and X-ray methods. There is no epitaxial relationship between phases, the aluminum having random orientation and the germanium a preferred (011) fiber textuve. Lamellar colonies which are BINARY eutectic alloys occur between either silicon or germanium with the metals aluminum or silver. common in this alloy are constructed from axial and nonaxial (111) plates of germanium which are related by a variety of twin configurations. Irregular or globular regions of the microstructure are composed of continuous single crystals of each phase, the germanium being heavily twinned. There is limited solid solubility in these systems, and the eutectic phases all involve diamond cubic with fcc crystal structures. The Report on the Manufacture of Coke for the year 1880 by J. D. Weeks1 includes an historical account of the early days of coke-making that is very complete and accurate, and but little can be added to it to fully cover the period prior to 1885. The few additional references that have been found follow. The earliest suggestion found about making coke in this country is in a letter from D. M. Randolph to Harry Heth, dated August 22, 1808. Heth was then operating the mines in the Richmond, Virginia coal field and had sent Randolph to England to investigate steam engines for hoisting and pumping and other conditions in the coal industry there. The letter was written in London and said: "I shall explain to you, how, by turning Deep Run fine coal in Coak, to make great profit from what has heretofore been useless. You will do well to ascertain the price and amount of demand for this article throughout the U. States among brewers and manufacturers. I know how also to make every bushel of such fine slaty coal, fetch as much as any of the best grate coal, by turning it into Coak: and that too, after paying all expenses of the process."2 His interest was to use the slack more for domestic purposes than otherwise, probably, although what the interest of brewers would be in coke as fuel does not appear. Nothing ever came of this suggestion, and so far as known, no coal from this field was coked excepting in gas-making. The Plumpsock Iron Works, mentioned by Weeks as having used coke, was advertised for sale in June 1818.3 It was stated that stone coal was the only fuel used at the works, the pit being within 100 yards of the forge. "Three men with a horse and cart are sufficient to raise coke, and haul to the forge all the coal necessary for keeping the works in full operation." The coke, of course, was made in ricks, or heaps, and not in ovens. The first real coke oven in this country was probably built in Connellsville, the coal coming from a mine nearby on Mounts Creek. L. L. Norton operated an iron foundry and was persuaded by his foreman, one Nichols, who came from Durham, England to build a coke oven. The oven was 12 feet square, and the first coke was produced in 1833. Later

THE constitution of the indium-zinc alloy series has been investigated by Wilson and Peretti,1 who determined the liquidus and eutectic temperatures by the conventional method of cooling curves and the eutectic composition by analyzing eutectic exudations. Recent developments affecting the availability of indium and consequent increased interest in its applications make a more complete knowledge of the constitution of its alloys desirable. As a part of a program for the reexamination of the constitution of indium alloys by precision methods, the indium-zinc phase diagram [ ] (Figs. I and 2) has been redetermined in its entirety. The eutectic temperature (143.5°C.) reported by Wilson and Peretti has been confirmed exactly, but their value of the zinc concentration at the eutectic, 4 per cent, was found to be high; the new value is 2.8 per cent of zinc. There is also a rather large difference between the forms of the liquidus curves of Wilson and Peretti and those found in the present studies. IN THE death of Professor Hofman who was born on Aug. 13, 1852 and died on April 28, 1924, the world has lost a great metallurgist and a great author of metallurgical literature. Measured in time his life was not quite seventy-two years, but measured in work accomplished it was much longer than this. It is not surprising that Dr. Hofman became a great scholar for his father, Karl Hofman, was on the faculty of Heidelberg University, and his early days were spent in these surroundings. He studied in the University under such men as Kirchoff and Bunsen and often spoke of the intimate relations he had with them. Following his course at Heidelberg, he studied at the Clausthal Mining Academy where he graduated with honors, receiving the degrees of Mining Engineer and Metallurgical Engineer in 1877.

The subject of the constitution of copper-iron mattes has received considerable attention in recent years by Keller,&apos; Belles,2 Hofman,3 and Gibb and Philp.4 Still more recently Friedrich, Röntgen, Wiedmann, Heyn and Bauer, and Leroux have published, in some instances, elaborate researches on the various systems of the sulphides, and the snlphides and their respective metals, which enter into the constitution of mattes, and have added very greatly to the knowledge of the subject. The work of Friedrich has been especially fruitful. But to&apos; date no effort has been made to correlate the data obtained in the latter researches and apply them to the study of the product called " matte," which is made in such large quantities by copper- and lead-smelters. In this paper we propose to determine, by metallographic and chemical means, the constitution of copper-iron and copper-lead-iron mattes in the light of the recent data above mentioned. We do not discuss copper-nickel mattes or speisses (artificial arsenides). The paper is divided into three sections: I. A review and discussion of the various binary systems of the metallic sulphides, and the binary systems of various metals and their respective sulphides entering into the constitution of mattes; also a discussion of the physical properties of these sulphides. II. A description of the results obtained from the chemical and microscopic examinations of the samples of copper-iron and copper-lead-iron matte obtained from various plants.

THE influence of environment on the mechanical properties of metals has been extensively studied and documented.&apos; Most investigations have dealt with an interaction between a particular environment and a specific metal surface and the concomitant change in bulk mechanical behavior. Typical contributing media are oxide and metal film:;, electrolytes, and other surface-active agents. In the last category fall controlled gaseous environs (i.e., pressure or vacuum). Most vacuum exposure experiments prior to 1963 were conducted at pressures s>10-6 torr and elevated temperatures, or in such a manner as to prolong the exposure (e.g., by stress-rupture, creep, and fatigue). Little attention has been given to vacuum environment effects on the mechanical behavior of metals subjected to simple uniaxial deformation at room temperature. Test times and temperatures were assumed too ineffective as far as bulk changes were concerned. Further, the contribution of surface effects to the bulk mechanical behavior of metals was considered minimal. Under vacuums of the order of 1.0- 8torr and higher, molecular densities and, consequently, the rate of monolayer formation are such that exposures from seconds to days would be required for complete gas coverage. Thus, atomically clean surfaces created under ultra-high vacuum could conceivably maintain their cleanliness for time intervals orders of magnitude greater than at higher pressures. The influence of this unusual type of environmental surface phenomenon on the short-term bulk mechanical behavior of aluminum was first observed by Krame and Podlaseck in 1963.&apos; kin equivalent effect was reported for magnesium by Williams and Nelson.3 It was concluded from these studies2,3 that vacuum and, consequently, the monolayer formation rate of the oxide, were responsible for the described changes in flow behavior. The presence of an oxide layer impedes dis- I) EXPERIMENTAL DATA: MOLYBDENUM The tensile behavior of molybdenum was investigated by the author4-6 at ambient temperature over a range of pressures from 760 to 10-10 torr. These studies revealed that the flow behavior of the bulk specimens (0.200 in. diam by 2 in. gage length) was independent of pressure on sintered (0.062 mm grain size) and arc-cast polycrystals (0.012 to 0.149 mm grain sizes) and single crystals. Since the specimens were relatively large in size, it was assumed that any flow behavior effect would be surface-limited because of the short-term deformation procedure. Strain-rate-change experiments performed to determine the activation volumes for individual specimens at 760 to 10- 10 torr further indicated that the surface flow contribution was either minimal or zero, contrary to the findings of Shen el a1.7 on aluminum. Although the flow behaviors did not change, specimen ductility did change. For the sintered material at a strain rate of 4.2 x 10-4, specimen ductility was -9 pct higher at l0- 10 torr than at atmospheric pressure (dry nitrogen). A more comprehensive investigations on this same material revealed a distinct pressure dependence, Fig. 1. Intermediate and atmospheric pressure tests were obtained by backfilling the system from l0- 10 torr with extra dry, prepurified nitrogen. Other environments (air and purified argon) were also utilized for the 760 torr experiments; the results were essentially the same as those for dry nitrogen atmospheres. Departure from the fracture strain values obtained at 760 torr takes place in the vicinity of l0-6 torr, as indicated by the scatter band; a noticeable ductility increase is apparent at l0-8 and 10-10 torr.

IN THE general study of coal, all evidence points in the one direction -that coals had their origin in a manner analogous to that of peat. The best method of studying coal, whether it concerns its chemistry, composition, or physical condition, is to study peat. The essentials in a study of peat are a knowledge of the chemistry of plants, knowledge of decay and of the transformation process of plant-substances into peat. A number of facts must be emphasized, namely, (1) peat is formed under wet conditions only; (2) plants grow in the place where peat is formed; (3) all the plant substances go into the bog; and (4) all the plant substances are subjected to a series of phases of decay which are (a) in the air completely above the water level but in relatively moist conditions; (b) above the water level, but covered by debris; and (c) completely submerged by both water and debris.

AMONG the many cases of replacement of one mineral by another, that of quartz or silicates by pyrite, or even other sulphides, is not uncommon, but the reverse of this process does not appear to have been recorded, even if it has been observed. It, therefore, seemed to the writer that the case described below was worthy of record. FIG. The Tooele plant of the Internationa1 Smelting & Refining Co. is situated at the mouth of Pine canyon, Tooele county, Utah. It is connected with the main line of the San Pedro, Los Angeles & Salt Lake railroad by the Tooele Valley railway, and is about 7 miles from Tooele Junction. Fig. 1 is a general view of the plant. The copper plant has been in operation since July, 1910, arid the first blast furnace at the lead plant was blown in on Feb. 29, 1912. The location of the plant was selected on sloping ground with the idea of using gravity to the fullest extent and thus keeping labor at a minimum. Practically the entire plant is constructed of steel, reinforced concrete, and brick. Bingham ores, both lead and copper, are received over the Utah Consolidated Aerial Tramway.
