The southwestern Illinois communities of Belleville and Maryville lie within the greater metropolitan area surrounding St. Louis. Missouri. They also lie within that part of the Illinois coal basin where the Number 6 coalbed has been mined for more than a century. About half the coal was left as pillars to support the ground surface. Years later, however, damaging movements are affecting buildings, streets, and public utilities in some areas. They are generally believed to be related to abandoned mine workings. The threat of continued or increasing incidence of damage raises the need to explore other subsidence-control measures for protecting affected areas with high population density. Because of experience gained in a subsidence-control program of backfilling abandoned coal mines in the Applachian region and in Rock Springs, Wyoming, the Bureau of Mines was called upon to investigate the subsidence occurrences at Belleville and Maryville, and recommend protective measures. Funds ware appropriated for the Bureau to initiate subsidence-control projects at two residential sites in Belleville and one in Maryville. Subsurface investigation of the sites by diamond core drilling revealed two conditions that differ from those encountered at most sites of previous subsidence-control projects. The mine workings were found to be dry and the mine floor consisted of soft underclay which characteristically loses strength with increase of moisture. It had been anticipated that water would have percolated into the mine workings at one .or more of the sites through cracks resulting from subsidence. Under such conditions Bureau engineers believed that injection of mine waste by the pumped; slurry technique3 would provide support and stabilize any movements initiated by the softening of the clay. With discovery that the underclay deposits at the three sites have apparently not been exposed to water since the mines were operating, hydraulic backfilling of any type was considered inadvisable on the basis of present knowledge. To avoid introducing water, a portable pneumatic system is being devised for injecting minus 0.01 27 m (1/2 in.) mine waste into the mine workings. Machines for pneumatic backfilling have been used in Europe not only for subsidence protection but also for strata control, for reducing spontaneous combustion and methane accumulation, and as a means of waste disposal. The Bureau experimented with a pneumatic machine in the Northern anthracite field of Pennsylvania in the 1950's. Previously pneumatic machines have been installed in active mine workings discharging from horizontal pipelines which conveyed air- borne material into rooms to be filled. In the present adaptation to abandoned mines, the machine and air compressor will be operating at the surface, to impel material vertically down injection boreholes with sufficient air pressure to disperse fill material laterally in mine workings at the base of injection holes. Large diameter access and ventilation boreholes will be provided at one site for entry into mine workings to observe backfilling progress. The Belleville and Maryville projects are part of the Mined Land Demonstration Program of the Bureau of Mines. ONE of the problems of the fabricator of metals and alloys is the propensity of some composition ranges toward abnormal grain growth during certain stages of fabrication. In this respect magnesium alloys are no exception among alloys. Fortunately, convenient foundry control methods have been developed by which the abnormal grain growth possible in certain magnesium-alloy castings can be suppressed. An unusual characteristic of magnesium alloys, however, is that castings of some composition ranges are subject to local grain growth during heat-treatment without the necessity of intentional mechanical stressing of the part prior to heat-treatment. This effect occurs only under certain critical casting conditions, and only in certain alloys of greater than about 8.5 per cent aluminum content, such as C alloy (Mg, o per cent Al, 2 per cent Zn, 0.2 per cent Mn) and G alloy (Mg, i0 per cent Al, 0.2 per cent Mn). The first observation of this phenomenon in cast magnesium alloys occasioned much surprise, since it is not observed in other metals. Jeffries and Archer' have stated that "the grain size of cast metals, provided they have not been plastically deformed, cannot be changed by heating below the melting point." The study of the conditions leading to abnormal grain growth in cast magnesium alloys, and of the mechanism of this phenomenon, has led to some very interesting observations. Perhaps the most significant of these was the observation that stresses originating from cooling contraction in magnesium-alloy castings are the only stresses necessary, under certain conditions, to cause local recrystallization and subsequent grain growth in the casting during heat-treatment. of abnormal local grain growth was a definite problem in the production foundry on C alloy sand castings. Illustrated (Fig. r) is a picture of a casting scrapped because of this defect. A mottled effect is produced in coarse-grained areas by suitable etching solutions. The properties of metal in the affected area are much impaired by such grain coarsening. Ultimate tensile strengths of half the normal value have been measured in metal of this nature. In this paper are described the techniques that have been developed by The Dow Chemical Co. for studying, and in large measure solving, this production problem. Also discussed are studies of the mechanism by which excessive grain coarsening occurs, and the fundamental conditions that produce this effect. The abnormal grain growth discussed in this paper will be referred to as "germination," since this term has been defined' as any process leading to an abnormally coarse grain size. The carrier gas method was used to measure the vapor pressure of copper over liquid copper and Fe-Cu alloys. From these results, the activity of copper in the alloys was determined at 146°, 1550°, and 1600°C. Calculations of the activity of iron were made from the results for copper. The activities of copper and iron show strong positive deviations from Raoult's law. KNOWLEDGE of vapor pressures of liquid metals has both practical and theoretical value. Fuming of metal baths is directly related to vapor pressure, and the data should bc particularly important to the technology of vacuum metallurgy. Theoretical applications include determinations of heats of vaporization, heats of solution, and activity coefficients in alloys. Methods for measuring vapor pressures of metals have been reviewed by Speiser and Spretnak.' High-vacuum procedures, such as the Langmuir and Knudsen methods, have been used most widely in recent years. However, these methods are not applicable to vapor pressures greater than lo-' mm Hg and often cannot be used in the temperature range of greatest interest. The purpose of this investigation was to develop a procedure for measuring vapor pressures of pure metals and alloys that would be applicable to pressures greater than lo-' mm Hg. The transportation or carrier gas method has been used. Copper was chosen for the initial work because its vapor pressure has been established fairly well and the reliability of the technique could be ascertained. Applicability to alloys was studied by determining the vapor pressure of copper over liquid Fe-Cu alloys. Experimental Procedure The tests were carried out in a graphite-spiral resistance furnace. The charge consisted of 50 g of metal contajned in a covered sintered-alumina crucible 1/2 in. deep and 13/8 in. ID. Two sintered-alumina tubes led from outside the furnace to within the crucible, passing through close-fitting holes in the crucible cover and radiation shield. The arrangement of the crucible and the two alumina tubes is shown in Fig. 1. The small-bore tube (1/16 in. ID by 5/16 in. OD) served as the inlet for the carrier gas. The tip of this tube touched the metal surface and the flow of gas imparted a rippling motion to the metal. In this manner the gas was brought into close contact with the metal and became saturated with metal vapor. In most of the tests the flow rate of the carrier gas was 560 ml per min, measured at room temperature. A bentonite-clay drilling mud when treated with tetrasodium pyroarsenate underwent substantially the same reduction in viscosity and water loss as when treated with the complex phosphates. The complex arsenate showed a slightly higher reversion after heating; the other arsenates showed poor viscosity-reducing properties. Introduction During the past 10 years the chemical control of drilling mud has become of major importance in affecting the successful drilling and working over of wells. The desired properties of drilling mud have been well established, and in obtaining these characteristics there has developed a large market for viscosity-reducing chemicals. Viscosity reduction produced by humic acid, tannic acid, sodium silicate, sodium tannate, Calgon, and the complex phosphates has been described by Loomis, Ford, and Fidiam.l The effects Of treatment with complex phosphates and ammonium PolyPhosPhates on the rheological properties of muds were investigated by Fancher2 and the alkali vanadates have been described by Williams.3 Laboratory Investigations It is the purpose of this paper to point out the effects of arsenates in controlling the viscosity and gelling characteristics of a drilling mud. Viscosities and gel strengths were measured at room temperatures with a Stormer viscosimeter calibrated in centipoises and operated at 600 r.p.m. Water loss was determined at 80°F. with the Baroid low-pressure wall-building tester at a pressure of I00 lb. per sq. in. for 30 min. The hydrogen-ion concentration was measured with a glass electrode. The bentonite-clay suspensions were prepared in the laboratory and allowed to age several days before testing. Members of the Arsenic Group in the periodic Table include arsenic, antimony and bismuth, but this investigation was limited to arsenic. Phosphorus also occurs in Group V of the Periodic system and phosphorus and arsenic form many closely related compounds such as pH3 and AsH3, P2O5 and As2O5, H3PO4 and H3AS04 Samples of tetrasodium pyroarsenate were prepared by fusing c.p. disodium arsenate (Na2HA5O4.7H2O). According to Friend,' this re-forms the ortho-arsenate on dissolution in water. Sodium trihydrodiorthoarsenate was prepared as described by Mellor,5 from arsenic pen-toxide as follows: As2O5 + 3H20 -> 2H3AsO4 2H3AS04 + 3NaOH Na3H3(AsO4)2 .3H20 Sodium dihydrogen orthoarsenateWaHz-As04) was obtained by fusing together equivalent quantities of arsenious Oxide and sodium nitrate, dissolving the residue in water and allowing it to crystallize.

Zinc difhsions in gallium arsenide having surface concentrations as low as 5 x 10'' atoms per cu cm have been attained. A multiple-difhsion sequence is employed during which zinc enters the gallium arsenide from a silicon dioxide film in a solid-to-solid diffusion step. The technique is illustrated for the case of a zinc surface concentration of -1 x 1017 atoms per cu cm and a junction depth of 1.2 p. Radiotracer measurements of -0.1-p layers of gallium arsenide are used to delineate the resulting profile. A diffusion coefficient for zinc in pyrolytically deposited silicon dioxide is reported. ZINC is frequently used as an acceptor impurity in gallium arsenide. As examples, p-n junctions are formed using zinc-diffused layers in solar cells, lasers, and varactor diodes. For these purposes surface concentrations of 10'' to over loz0 zinc atoms per cu cm are desired and readily obtained from a vapor source. Diffusion of zinc into gallium arsenide to yield surface concentrations of about 1017 atoms per cu cm, however, is more difficult. For instance, oldstein' reports that large changes in the vapor density of zinc produce only small changes in surface concentration. Such low surface concentrations are necessary in forming the diffused base of a gallium arsenide double-diffused n-p-n transistor in order to obtain an adequate emitter efficiency. An alternative approach to zinc diffusion which can provide reduction in surface concentration of several orders of magnitude is the introduction of the diffusant from a solid source. This can be conveniently accomplished by using oxide films of the type generally employed for selective diffusion masking. Such oxides also serve to prevent the dissociation of the gallium arsenide surface at the high temperatures of diffusion. DIFFUSION PROCEDURE Fig. 1 illustrates the diffusion sequence which is employed for obtaining zinc surface concentrations in the range from 5 x lom to 1 X 10" atoms per cu cm. The description of technique will be given for the instance of -1 x 1017, which is typically utilized in double-diffused gallium arsenide transistor investigations at this laboratory. Tin- or germanium-doped gallium arsenide wafers drawn from crystals grown by horizontal Bridgman or Czochralski techniques are used, with bulk concentrations ranging from 1 to 3 X 10" carrier atoms per cu cm. Each wafer is chemically polished on the (iii) arsenic face using a mixture of five parts concentrated sul-furic acid, one part water, and one part 30 pct hydrogen peroxide at room temperature, followed by rinsing in deionized and quartz-distilled water. Pyrolytic silicon dioxide was chosen as the oxide coating because of the high quality of the films obtainable, the ease of their preparation, and the excellent control over film thickness and uniformity.

Many of the proposed techniques for calculating the reliability of rock slopes utilize Monte Carlo simulation. Monte Carlo approaches are attractive because they provide means of solving probabilistic problems with deterministic algorithms. One disadvantage shared by all simulation-based stability analyses is that they assume all the random variables are independently distributed. The paper focuses on the independence assumption and examines the effect of correlation on the probability of failure. In particular it considers the influence of possible (albeit hypothetical) correlation between joint attitudes [(8)] and joint friction angles [($)]. The study indicates that neglecting correlation can introduce significant errors into the reliability computations. With a modest positive correlation between [8] and [$] the error can lead to a 100% overestimate of the probability of failure.

Rolled sheet products are elastically anisotropic and a large number of measurements of Young's modulus and rigidity modulus are necessary to completely specify their elastic properties. This paper describes and uses a simple measurement technique to obtain the nine elements of the elastic modulus tensor from which all the elastic The elastic properties of a polycrystalline material are usually specified by giving the Young's modulus E and the rigidity modulus G. Unfortunately, these two moduli by themselves are insufficient to completely specify the elastic properties because the rolling process introduces a preferred orientation which makes the material properties can be deduced. In particular, the variation of Young's modulus and the rigidity modulus in the principal planes of a sheet of ausformed steel were deduced. Furthermore, the variation of Young's modulus in the rolling plane was compared with direct measurements. anisotropic. This anisotropy makes E and G functions of the orientation of the test specimen in the sheet so that a complete description of the elasticity requires many measurements on a large number of specimens. A more fundamental approach to the problem is to consider the sheet as a single crystal and measure the elements of its elastic modulus tensor. Although this appears formidable, there have been developed recently high-frequency ultrasonic techniques which yield these tensor elements directly. ABOUT twenty-five years ago the copper industry had outgrown the Lake Superior production. The electrolytic copper producers had- their process well in hand and the industry was well started in the use of electrolytic copper, both for working into wire and sheet, and for the making of alloys. The trade knew that some brands of copper made good material and that other brands did not. There came together a group of men-a refiner, a rolling-mill man, and a manufacturer of electrical machinery-each of them desiring to know why there was a difference and what .it was. Much investigation was done with wire bars and cakes which involved ' chemical analysis, metallographic examination, physical tests and electrical tests. To find the influence of different kinds of copper in making brass 200 carloads of ingots were made into ,eyelet brass under careful observation; each carload was carefully analyzed and tested before used. The alloy was made and rolled under standard conditions and the results recorded.

This paper is devoted chiefly to the coal-fields of the western part of the province of Chili and the eastern part of the province of Shansi; but the outline of this belt will give some idea of the extension of the coal-fields over northeastern China. This part of China is topographically divided into: (1) the mountainous peninsula of eastern Shantung; (2) the coastal plains, extending W. and SW. from the gulf of Pechili; and (3) the mountains and table-lands N. and W. of the coastal plains. The plains extend N. and W. from the gulf to within from 10 to 25 miles of the Great Wall, while their SW. extension covers western Shantung and reaches W. along the Yellow river almost to the southern boundary of Shansi. A line joining the mapped coal-fields, shown in Fig. 1, almost gives the western boundary of the plains; since these areas lie on the border of the plains—except the Tsê Chou field, which is on the table-land, 20 to 25 miles from that border. The coal-fields which have been mapped and investigated by the author are shown in Fig. 1. The one at and around Tongshan is known as the K'ai-p'ing coal-field; the one W. of Peking has been called the Wang-p'ing coal-basin; the one SW. of Pao-ting and N. of Chêng-ting may be called the Lingshan coal-field; and the one at and around Tsê Chou is known as the Tsê Chou coal-field. DURING the past several years has occurred what, in the light of future events, may aptly be called the rebirth of the acid Bessemer process. The increased attention given to the technical and metallurgical details involved in the production of Bessemer steels has been exceedingly fruitful, and indicates the value of further research and plant development. In times like these, when the steelmaking capacity of the country is operating at a maximum rate to supply materials for the national defense program, it behooves the Bessemer operator not only to strive to increase production but also to maintain a high standard of quality. The opportunity is ripe, it seems, to recapture fields of application once considered the birthright of Bessemer steels, but supplanted in recent years by open-hearth grades. This involves cooperation all along the line, from the blast-furnace operator to the metallurgical contact man and salesman. The metallurgist's part in this program involves the study of the many steelmaking variables and the measures necessary to ensure constancy in the finished product. It is equally important that the knowledge gained be disseminated widely to ensure the wise application of Bessemer steels in new fields. The merits of Bessemer steels for certain work are well understood. The combined properties of good weldability, machinability and stiffness are unique and fully explain the strong entrenchment of Bessemer steels in certain fields; e.g., skelp for small butt-weld conduit, screw steels machined in automatics, and certain tinplate applications. It is the purpose of this paper to review briefly the physical properties of Bessemer steels as contrasted with those of open-hearth steels, to discuss control measures now employed in the making of Bessemer steel, and to consider the advantages derived from the use of these control measures. PHYSICAL PROPERTIES OF BESSEMER VS. OPEN-HEARTH STEELS A number of Bessemer blows and open-hearth heats were tested for tensile strength, ductility and impact strength. The steels selected were confined to sections from ¾ to 1 ¼ -in. diameter, inclusive, and the carbon content covered was sufficient to yield parallel ranges in ultimate strength for the comparison. Other factors, such as the extent of deoxidation of the steel and variations in chemistry, were kept as comparable as possible. Machined test pieces of 0.505-in. diameter with an 8-in. gauge length were pulled. The data obtained are shown in Fig. 1, ultimate strength being plotted against carbon content. This graph shows that for equivalent carbon content Bessemer steel has on the average 15,000 lb. per sq. in. greater tensile strength and, conversely, for the same tensile strength Bessemer steel requires on the average 0.14 per cent less carbon. The average phosphorus content for the Bessemer steel was 0.090 per cent,

FOR discharging and diffusing the gases from the reverberatory furnaces and converters the Morenci Reduction Works has been provided with one of the largest reinforced concrete chimneys ever built. It is 612 ft. high from the bottom of the foundation to the cap at the top, and has a minimum diameter of 24 ft. inside the lining near the top and 38 ft. 10 in. at the bottom. Its estimated capacity, at the elevation of 4338 ft. above sea level, is about 1,000,000 cu.ft. of gas per minute at a temperature of 500° F. and an atmospheric temperature of 90°. Under these conditions the draft will be at least 3 in. of water at the flue inlet. The gases enter the chimney through a steel balloon flue 33 ft. high and 15 ft. wide, the bottom of which is 19 ft. above the ground.

LITTLE information has been published concerning the actual or useful amount of energy obtained from explosives when they are used for blasting. To provide more data on this subject, 8-in. neet cement cubes were blasted in a steel plate box and the breakage energy evaluated by comparison with drop crusher results using Rittinger's,1,2 Kick's: and Bond's' theories. Theories by Bond and Wang," Lineau," Hatch,' Roller,' and others0-11 were not considered applicable. The above equations were employed to determine values of Kr, Kk, Kb for particle size distributions similar to those obtained from the blasting curves. These values were in turn used as a means of approximating the specific energy of the blasted material. The efficiency of crushing by blasting was then determined by dividing this specific energy by the maximum available work of the explosive per gram of cement. Knowledge of the failure of solids under static loads is developing very rapidly. Their failure under impact loads has been investigated and reported in the literature only to a limited extent. Theories of failure' hnder static loading include 1) the maximum stress theory, 2) the maximum strain theory, 3) the theory of constant elastic strain, 4) theory of maximum shearing stress, and 5) Mohr's theory of strength. All of these have elements of usefulness in establishing an applicable theory for blasting. This report is as follows: THEORY OF MINE VENTILATION Abstract of a report submitted June 16, 1925, to the Council of The Institution of Mining Engineers by a Special Committee Laws of Flow of Aib The law of flow of air in mine galleries is, at present, expressed by two formulas differing slightly in shape but both derived from the original hydraulic formulas of Chezy and others. These formulas are: The Atlcinson Formula.—Pa = KsV2, which in transformation becomes a3 where P = pressure producing flow; K = coefficient of friction; s = surface of the mine galleries; V = velocity of flow; Q = rate of flow; a = area of mine galleries. This formula is especially applicable to mine galleries, but is unwieldy in application, as in many problems we are dealing with changes produced in the same set of airways when K, s, and a are assumed not to change, and the only variables are P and Q. Great uncertainty prevails as to the exact values to be assigned to the coefficient K in different types of airway, as different workers have given widely differing values. This formula assumes: (I) That resistance to flow is independent of the pressure within the gallery. (2) That changes in volume within the limits of pressure ordinarily met with may be neglected. (3) That changes in density and viscosity and mode of flow of the air may be neglected. (4) That the coefficient K is a constant. (5) That P is proportional to the square of the velocity. We cannot find any reliable experimental work leading us to conclude how far these assumptions are justifiable in mining practice. DURING an investigation of the U-Co-A1, U-Ir-A1, and U-Ni-A1 ternary systems, three previously unknown phases have been identified which correspond to the phases UCoA1, UIrA1, and UNiA1, and which be- long to the C22 (Fe2P) type (P 6 2m). In the following the structure determination of the new ternary phases is reported. The alloys have been prepared in an arc furnace under purified argon from 99.97 wt pct U, 99.83 wt pct Co, 99.99 wt pct Al, 99.95 wt pct Ni, and 99.97 wt pct Ir. The pellets obtained were bright and brittle; chemical analyses agreed with the nominal compositions. To obtain equilibrium, the samples were annealed in evacuated quartz capsules at 950°C for 30 hr and then quenched in water. Guinier photographs were processed and evaluated according to a method already described previously.1,2 The hkl's, measured and calculated sin2 6 values, and in the case of UCoAl only calculated and estimated intensities, are given in Tables I to 111. Lattice parameters refined according to the least-squares method and the respective mean-square variations are presented in Table IV. Lattice parameters, especially the c/a ratio, lead to the assumption that the three phases are crystallizing in the C22-type structure. For the calculation of the intensities given in Table I, the atomic positions recently reported by wyckoff3 have been accepted for the C22 (Fe2P) type. The uranium atoms were assumed to be in phosphorus sites; furthermore the scattering amplitudes of the boron atoms have been averaged in the stoichiometric formula UB2 according to atomic percentages; i.e., for these atoms a statistical distribution on the iron sites was assumed. A microelectrophoresis technique has been used to measure the zeta potential of quartz over a range of pH and ferric iron concentration. The results have been discussed in terms of the adsorption of ferric cations and ferric hydroxide to the quartz surface. Possible relationships between the experimental results and the flotation of quartz have been examined. The adsorption of multivalent cations at the surface of quartz has been studied by many investigators who have used a variety of experimental techniques ranging from streaming potential 1 to radiometric2 measurements. Two possible mechanisms of cation activation of quartz have emerged from the results of these investigations viz: the adsorption of the cation to the negatively charged quartz surface, followed by adsorption of the collector anion to the adsorbed cation site, or: formation of a cation-collector complex which is then adsorbed to the quartz surface. In many natural and industrial systems one of the most prevalent activating species for quartz is ferric iron, this is especially so in the acid-circuit, anionic flotation of iron ore. The adsorption of ferric iron to the quartz surface is complicated by the ability of ferric iron to form complexes with anions, a phenomena which is of minor importance in one of the most widely studied quartz activation processes, ca ++ activation.* *The pK value for [ca(oH)+]/ [ca2+] [oh-] is 1.46 indicating that the influence of Ca (OH)+ ions will be minor in all but strongly alkaline solutions. In order to obtain a better understanding of quartz activation by ferric iron the zeta potential of quartz in the presence of ferric iron has been measured over a range of pH and ferric iron concentration. EXPERIMENTAL METHODS Materials: Selected samples of "rock clystal" quartz from New England, N.S.W., were ground in a pebble mill, washed for three hours in boiling concentrated hydrochloric acid, washed in hot chromic acid and then washed repeatedly with distilled water until the washing water gave no trace of chloride ion.

IN the Chihuahua district of Mexico the first smelting was that inaugurated by the early Spaniards for the production of silver bullion. The ores treated were high in silver and lead. Silver-lead bullion was first produced and the lead then cupelled to waste, with the slag produced running from 5 to 10 per cent in lead and about 25 to 40 per cent silica. The ore was mined by peon labor, often being carried out of the mine on the backs of the men, and then transported by burros. Furnaces were of primitive construction, adobe or rock being used in the earlier period and some iron later when it became available. Blast was originally supplied by bellows manually operated. Such smelting was carried on to a greater or lesser extent until the latter part of the last century, and so extensive was it that many hundred thousand tons of leady slag remained to be treated in modern furnaces. In 1908 a smelter was placed in operation at Chihuahua by the American Smelting & Refining Co. At that time the ore was practically all oxidized and by a little selection, self-fluxing mixtures could be made, but with an average lead content usually under 10 per cent and sometimes as low as 7 per cent. The bullion produced would carry from 150 to 300 oz. silver per ton. The slag made approximated 30 per cent SiO2, 42 per cent FeO, 21 per cent CaO, and perhaps 3 per cent Zn. The ores varied from hard, coarse material which was passed through a crusher, to a considerable quantity of fines which had to be smelted as it came, as crushing the coarse was the only preparation for smelting.

METALLURGISTS engaged in the pulling of single crystals of germanium and silicon, and their zone purification and zone levelling for transistor and diode production, have found that the lifetimes of minority carriers in low resistivity samples tend to be shorter than in high resistivity material, although equal care is taken in the crystal preparation. In other words, it is more difficult to obtain long lifetimes in single crystals of low resistivity semiconductors. It is the purpose of this note to point out that this phenomenon follows directly from the Hall1 and Shockley-Read' theories of lifetimes in semiconductors." In general, the recombination mechanism may be very complicated,' but experiments seem to indicate that the simple formula2 for the lifetime of excess carriers given by n0 + n3 Pn + P1 T = Tpo,------------------+ Tjpu ----------------------- [ 1 ] nu + pn na+ + Pa is a good representation of the situation prevailing in transistor grade semiconductors. In this formula, no and pa are the equilibrium densities of electrons 6+ - E./ET and holes, n1 = N,e is the number of electrons E1- E2/KT in the conduction band, and p1 - N,e is the number of holes in the valence band, both for the case in which the Fermi level falls at the trap level, E1. N,. is the effective density of states in the conduction band; E1, the recombination level; E1, the lower edge of the conduction band; k, Boltzmann's constant; T, absolute temperature; N,., effective density of states in the valence band; and E,., the upper edge of the valence band. t,.,, denotes the lifetime of holes injected into highly n-type material, and The indicates the lifetime of electrons injected into highly p-type material.
