Pyrophyllite is a hydrous aluminum silicate (A1²Si4O10(OH)²)1 that, occurs in both the foliated and the massive forms. The foliated variety resembles talc in that it has a greasy feel, a pearly luster, perfect basal cleavage, and usually is white, although in some deposits apple green, gray, brown, russet, and nearly black specimens may be found. The massive deposits of pyrophyllite yield pearl gray to light tan aggregates, some of which are so friable that they may be crushed with the hands into a fine gritty powder. Frequently specimens of the massive variety are studded with crystals of radial structure. The mineral has a specific gravity of about 2.7 and a hardness of 1 on Mohs' scale.' The chemical composition of commercial pyrophyllite reflects the mineralogy of the deposits, which, according to Stuckey12 contain pyrophyllite and quartz, together with chloritoid, sericite, and a few other minerals of negligible importance. The latter, he says, ('are noticed in but small quantities to the extent they might occur as accessory constituents of an igneous rock or as products of regional metamorphism or weathering. . . . Quartz is abundant everywhere except in the very best grades of pyrophyllite." Analyses of specimens from several deposits are listed in Table 1, showing that the silica content varies from 57 to 73 per cent and the alumina from 22 to 33 per cent. Oxides of iron and the alkaline metals are collectively present, with one exception, to an extent of about 1 to 1.5 per cent. Sources At present, North Carolina is the only commercial source of pyrophyllite, although the mineral has been found in small quantities in many parts of the world. The North Carolina deposits are in the "Carolina Slate Belt," which traverses the center of the state in a southwesterly direction. This belt varies from 8 to 50 miles in width. MINE-DRAINAGE and the ever-increasing demand for water on the plains have within the past few years necessitated the driving of a great number of adits and tunnels, including many of considerable size and great length. In most instances, ex isting conditions have called for extreme rapidity of execution; and this necessity, coupled with the high altitudes at which most of the work has been carried on, excessive freight-rates, and difficulty -of access, has involved many complex and interesting problems. One of the most rapidly executed undertakings of this class is the Laramie tunnel, recently completed for the Laramie-Poudre Reservoirs & Irrigation Co. This tunnel is driven through Green ridge, a spur of the Continental Divide, which separates the Laramie river from the Cache-la-Poudre in Laramie county, Colo. Green ridge is extremely persistent, and further northward in Wyoming is known as Sherman hill, the highest point on the Union Pacific railway. At the point where the tunnel is driven, two opposing bends bring these streams within 2.5 miles of each other, with a difference in elevation of 500 ft. The rock exposed on the banks of the two rivers does not differ materially in hardness; and, without a geological study of the conditions involved, it would appear that the difference in the depth of erosion of the two streams is due principally to the greater volume of water at this point in the Cache-la-Poudre, which has a drainage-area above the tunnel-portal of 110 sq. miles, as against 30 sq. miles of natural drainage for the Laramie. To increase the water-supply at the tunnel, however, this latter amount has been augmented by two side collection-canals, which bring the available drainage-area up to 84 square miles. Cooperation will be the keynote of the meeting of the Institute that will be held in New York on February 17 to 20. Arrangements are being made for two joint sessions with the Canadian Mining Institute, on the same day, which therefore will be known as Canadian Mining Institute Day. On the afternoon of Wednesday, February 19, there will be a joint session with the American Institute of Electrical Engineers. Besides, we will receive six or eight papers through the National Research Council, four of which will be presented at the National Research Council Session. In March, at the next meeting, of the Canadian Mining Institute, there will be an American Institute of Mining Engineers Day. The plan is to have the same subjects discussed at both meetings, but by different speakers. One speaker on each subject will represent the Canadian Mining Institute, and one speaker the American Institute of Mining Engineers. The Canadians and the Americans who will speak in Canada are expected to attend the discussion in New York. In addition the discussion at the New York meeting will be sent to Canada in printed form, so that the Canadian discussion will be a continuation of the former. At the joint session with the American Institute of Electrical Engineers, there will -be presented six very important papers on the subject of Electric Welding, one by the Chairman of the Electric Welding Research Committee of the National Research Council, another by the Chairman of the Metallurgical Sub-committee of that same Committee, and a third by Comfort A. Adams, President of the American Institute of Electrical Engineers and Chairman of the Welding Committee of the Emergency Fleet Corporation. We will receive six or eight papers through the National Research Council. These papers are results of recent investigations and represent the last word in their respective subjects. The excursion on Thursday, February 20, will be to Newark Bay to visit the Federal Shipyard where the first, electric-welded ship is being built. Philip W. The mechanism of flotation of sphalerite with sulthydryl compounds of different acidities has been interpreted in terms of chemisorption of unionized collector molecules on hydroxylated zinc surface sites. At a constant collector concentration of 1.5 x 10 -4 M, the upper pH limit of flotation has been found to be directly and closely related to the negative logarithm of the collector acidity constant, pKa The experimental results indicate that flotation is prevented when about 95% of the collector is ionized. At low pH, collector adsorption decreases because of the reduction in number of hydroxylated zinc surface sites. These two effects explain why sphalerite does not float with the more acidic sulfhydryl compounds. Typical anionic collectors for sulfide minerals are short chain xanthates or dithiophosphates which are nearly completely ionized in the generally alka- line flotation circuits.1,2 Flotation mechanisms have therefore been usually interpreted in terms of ionic collector adsorption and competition with ionic depressants of the same sign as the collector. A few attempts have been made, however, to consider adsorption of neutral collector molecules. Contact angle measurements obtained by Wark and cox3 have been interpreted by Cook and Nixon4 as representing adsorption of the free acid molecules on sulfide minerals such as pyrite, galena, chalcopyrite, and sphalerite. Cook and Nixon tried to show that the free acid concentration of the collector was substantially constant along the curves relating collector addition and minimum pH for bubble adherence. However, in a review of the subject,5 Sutherland presented new data on the flotation of pyrite with mercaptobenzothiazole which did not support the hypothesis of constant concentration of either collector ions or collector free molecules. He further showed that, with the assumption of constant occupation of surface sites, both theories lead to relations between pH and collector addition having similar mathematical expressions. Just three years after researchers announced its development, Dravo is putting the finishing touches on a new $60-million Thiosorhic lime mine/kiln complex near Maysville, Ky. Electric utilities in western Pennsylvania and Ohio have already signed long-term contracts for over three-quarters of the projected 907 000-t/v (1-million-stpy) production. Thiosorbic lime, a flue gas desulfurizing agent, proved in industrial testing that at high emission levels (greater than 3000ppm SO2) it could be twice as effective in SO2 capture as conventional lime, while eliminating the major problem of scaling and plugging of scrubber equipment.

Two growing problems confront the preparation engineer—still further restrictions on stream pollution and a greater proportion of fine coal as more and more continuous miners come into use. The de-watering screens, centrifuges, and settling ponds that sufficed a few years ago must often be supplemented by more effective equipment, and in some instances the finest solids are now being recovered by vacuum filtration, once considered too costly in many coal washeries. Unfortunately not all slurries can be readily filtered. Some are virtually unfilter-able, and others do not permit the high cake rates needed to hold costs within reason. Often, however, these difficult slurries can be rendered filterable by flocculation. Starch and lime have long increased settling rate in thickeners and can also aid filtration. More recently there have been other flocculants, primarily synthetic polymers or gums. Reports of their great effectiveness prompted the U. S. Bureau of Mines to test their use in filtration as part of its program on recovering and cleaning fine coal. The object of the present work was to compare some of the newer flocculants with starch and lime and to test the reaction of different types of slurries to flocculation. Three natural slurries, three synthetic coal-clay mixtures, and five flocculants were tested, all with a laboratory filter leaf. Slurries and Flocculants Tested: First of the slurries was the thickener feed from the washed coal section of the Michel colliery of Crow's Nest Pass Co. Ltd., Michel, B.C. As shown by the screen and ash analyses in Table I, practically all this slurry was finer than 28 mesh, and about half the solids were finer than 200. Substantially all material coarser than 200 mesh was clean coal, but the ash content of 20.7 pct in the finest size indicates a moderate amount of impurity. This coal is medium-volatile bituminous in rank. Slurry was also obtained from the Black Diamond washery of Palmer Coking Coal Co., King County, Wash. This underflow of a 1/2-mm vibrating slurry screen is a waste product discharged to a settling pond. As shown by the data in Table I it contained about 20 pct material finer than 200 mesh, which analyzed 77.5 pct ash, indicating a high proportion of clay. The coarser sizes were also high in ash content because of the presence of bone and shale. Black Diamond coal is on the dividing line between bituminous and subbituminous rank. The third slurry, from the washery of Roslyn-Cascade Coal Co. in Kittitas County, Wash., was the underflow of a battery of 8-in. cyclones that is wasted with the coarser refuse from the plant. In both size and ash content this slurry was similar to the Black Diamond, but since it was a cyclone-underflow product, the fraction finer than 200 mesh undoubtedly contained a much smaller proportion of finely divided clay than was present in the Black Diamond slurry. The Roslyn-Cascade coal is high-volatile A bituminous in rank. Initially the slurry samples were stored in the laboratory at a concentration of 40 pct solids. A progressive change in filtration and flocculation characteristics during storage was noted, however, presumably because of progressive disintegration of the clay. After careful testing demonstrated that the slurry solids could be dried and then repulped without changing the original filtration characteristics, this procedure was adopted. The flocculants used were Separan 2610, Kylo 27, Jaguar MD-A, Idaho potato starch, and lime. The lime was used as a slurry, the Separan 2610 as a 0.10 pct aqueous solution, and the other flocculants as 0.50 pct aqueous solutions. The starch was causti-cized with sodium hydroxide before use. As some of the flocculants are reported to deteriorate on storage, new batches of flocculants were prepared every two days. Test Procedure: Fig. 1 diagrams the filter leaf apparatus employed. This consists of a test leaf having an effective area of 0.10 sq ft., a 60°, 8 1/2-in. diam cone to hold the slurry sample, a variable-speed electric stirrer, vacuum gage, bleed line for controlling vacuum, filtrate flask, moisture trap, and vacuum pump. Two filter cloths were selected—Saran SA 603, a monofilament, coarse-weave cloth, and polyethylene PO-801 HF, a monofilament, fine-weave cloth. The Saran was selected to provide maximum cake rate without regard to clarity of filtrate and the polyethylene to provide the best quality of filtrate without regard to cake rate. Sandberg, London, Eng. 1 think we should all be grateful to the Pennsylvania Railroad Company, and to their chemist, Dr. Dudley, for spending so much time and money in order to solve an important question; nor are me less indebted to the public spirit which leads them to impart tlie experience thus gained. In Europe nothing similar has hitherto been done, either by a company or by any private individual. In England the great railway companies employ their engineers in other ways, and do not keep a chemist or specialist to study rails; bat even if they did they would probably not publish the results. The chief professional engineers are so occupied with their private practice of railroad construction generally, that they cannot be expected to devote their time and energies to so special a question. The German Railway Union has, in my opinion, missed the real object of its elaborate researches by falling into the error of specifying costly, impracticable tests for rails—tests at the same time which do not infallibly expose the impurities that may be in the rails under examination. There has, therefore, been nothing done on this side of the Atlantic in the way of exhaustive study to determine the best composition for steel rails. America should consequently have full credit for the enlightened example which she has set. I wish, however, to make a few remarks on Dr. Dudley's second paper,—& paper which follows very much upan the same lines of argument as the first red three years ago, upon which I have previously touched in my pabr on the same subject read at the meeting in August last. If Dr. Dudley had discovered a new metal he could hardly, I think, have taken wore pains to prove that he was correct in his first formula for the best chemical colnposition of steel rails. But I hare seen so much done in the way of proof by experiment that I am inclined to think that almost anything can be proved by experiments and by satnples. If Dr. Dudley would only give up his formula, which would not suit any country—not even America—

Last year the authors presented a paper that discussed the various electrical measurements they perform in drill holes, which they name "electrical coring."' The object of the present paper is to give a brief account of the points of scientific interest that have been elucidated by further field work and laboratory research, as well as the economic results that have been attained recently. The practical examples given in this paper are drawn, for the most part, from the field work performed in Russian oil fields during the years 1931 and 1932. This is due to the fact that, thanks to the comprehensive cooperation of the Russian geologists and scientists, the authors are allowed to make public a large amount of recant information. In other countries in which the authors are engaged in similar work, the competition between private companies makes it imperative, for a considerable lapse of time, to avoid publication of the results obtained. The following points will be discussed successively, under separate headings: 1. Electrochemical phenomena in drill holes. 2. Stratigraphic correlations and tectonic studies. 3. Relations' between the productivity of oil horizons and their electrical resistivity. 4. Location of coal seams. 5. Summary and conclusions. RECENTLY one of the Welsh coal companies, which has an excellent plant of up-to-date ma-chinery both on the surface and underground, operated under modern methods, sent one of its engi-neers to the United States to study actual operations in the mines. He visited several of the most important and best conducted collieries, went back, and reported that the greatest difference between operations in England and in the United States was. the closer con-tact between management and workmen. By manage-ment he meant management all the way through; close cooperation between office management, superintend-ents, foremen, shift-bosses, etc., and the workmen. A visit to some of the coal mines in that country by the writer made this fact rather impressive. The feel-ing on this side of the water that the methods in use in the coal mines in England are not up-to-date was found in many cases to be quite erroneous. Many mines, particularly those with very thin beds, in which profitable operations are doubtful under the best con-ditions, have necessarily had to adhere to old methods instead of making mechanical improvements. The Powell-Duffryn mines, in the center of the South Wales district, are certainly operating successfully, and have planned their business excellently. Sufficient areas of contiguous land have been leased for extended opera-tions. Mine plants are laid out in the valley, for work-ings on both sides, on a reasonable tonnage of 1500 to 3000 tons to each operation. The beds are from 30 to 48 in. thickness, and a 3-ft. seam is considered an ex-cellent thickness of coal; in fact, the miners prefer to work on the thinner beds rather than the thick ones, where they consider it more difficult to control the backs. This company is making use of its fine coal for produc-ing electric power, which is distributed to its own operations, and for use in the communities adjoining. For this purpose methods of cleaning the fine coal are being put into use. Compressed air is generated at the central power plant and is transmitted over long dis-tances to various mines in each valley. A byproduct coke plant uses more of the fine coal and gives further returns from non-commercial coal. The long-wall system applied in sections of limited size is popular in working the small seams, and me-chanical cutting is used, also handling either by shaking chutes or belt conveyors, or a combination of both. In some mines mechanical cutting is not necessary. The backs are so handled that in the softer or somewhat crushed seams hand cutting can be carried on effec-tively.

SINCE my communication to the Institute at the Baltimore meeting in 1879,* in which I took the lead in emphasizing the importance of a new method in the manufacture of soda, already practiced to some extent in England and on the Continent of Europe, five years have passed. I.then referred particularly to the advantages offered in the United States for this peculiar method, by the ammonia process, namely: 1. At the present time, at least, we have but one mine in this country where rock-salt is mined, namely, at New Iberia, La. On the other hand, we have many localities where brine of various degrees of strength, up to that of cold saturation, is obtained in large quantities. 2. We have excellent fuel, in close proximity to most of the brinecenters. 3. Our supplies of pyrites, to use in the manufacture of sulphuric acid, for use in the manufacture of soda by the Leblanc process, are mostly too far from the brine-centers to permit competition in that line with the more favorable conditions existing in England. 4. Unlike our foreign rivals, we have no large and costly plants, erected on the Leblanc plan, which must be abandoned and exchanged for new but cheaper plants, before the ammonia-soda process can be adopted. 5. We have a constantly increasing demand for soda, which is almost entirely supplied by importation. If slow progress has been made hitherto in this country in the extension of this manufacture (only one plant at Syracuse, erected . under the Solvay patent, having as yet been placed in operation), I still feel gratified in saying that developments in England, and particularly on the Continent of Europe, give ample proof of the

THE metallurgist is familiar with the rapid development of concentration -by flotation and smelting in the reverberatory in recent years, brought 'about chiefly by the exhaustion of' bodies of .rich, coarse, direct smelting ore. Geologically speaking, in many porphyry-copper districts, the richer contact or replace let deposits surrounding 'the main ore-forming igneous intrusion have been exhausted, and it is necessary to beneficiate the copper minerals disseminated throughout the mass of the intrusion itself. The organization of great companies to treat such low- grade ores on a large scale and the practices resulting from the necessity for an economic method of treatment 'are among the most prominent metallurgical developments of the past decade. It is interesting to note the effect of the present trend of practice on the inter-relationship of the concentrator and smelter, on the constituents of the smelter charge, and on smelting in general.

HAULAGE in tunneling operations generally has been done with electric locomotives. As a rule, on short hauls the source of electricity is a storage battery mounted on the locomotive, which, of course, must be removed and recharged periodically. Where the distance from the recharging point to the tunnel face is very long, and where loads are heavy, trolley-driven locomotives are used. Diesel engines have been used in mining and tunneling operations in Europe for a number of years. The recent reports of studies in Belgium1 and by the Bureau of Mines in this country2-4 have indicated the potentialities of this form of power for haulage, mucking, bulldozing and many other underground operations. The hazards attending the use of Diesel engines in more or less closed spaces have long been known. The exhaust constituents that may create a harmful or objectionable environment are carbon monoxide, oxides of nitrogen and sulphur, carbon dioxide, aldehydes and smoke. Lack of precise information regarding the concentration of these gases and the ventilation requirements to reduce them to safe levels has to some extent suppressed their general acceptance in tunneling and mining work. Not until the work of the Bureau of Mines referred to above, and certain experience gained in the construction of the Delaware Aqueduct,‡ has there been available the requisite information regarding the conditions under which their use may be permitted. This paper concerns itself with the successful operation of Diesel engines underground in the construction of certain parts of the Delaware Aqueduct, and describes the conditions under which Diesel engines have been found to operate with a minimum production of noxious gases. The test data reported were obtained during the operation of Diesel engines over a period of two years.* STUDIES BY THE NEW YORK STATE DEPARTMENT OF LABOR Exhaustive tests were made by the Division of Industrial Hygiene, of the composition of the exhaust gases given off by a Diesel engine mounted on. a test block. R. G. Wuerker (University of Illinois, Urbana)—Mr. Mather is to be congratulated for stressing the most urgent need for a program of testing the physical properties of rocks, as they are encountered by the petroleum engineers on their drilling jobs and by the miners on their excavating, roof control and mineral preparation tasks. Another valuable source of information is the Handbook of Physical Constants.22 It stresses the physicist's approach rather than the engineer's procedure. The study of hardness, and rock hardness in particular, is beset with many difficulties. There is no satisfactory definition of hardness yet, and the term hardness is used to describe a number of quite dif- ferent properties. Hardness tests are grouped into static and dynamic determinations. They should be expressed with reference to the mechanical action of the applied force, like indentation hardness, scratch hardness, abrasion hardness, rebound hardness. A discussion of all these various hardness tests and of the special difficulties encountered in hardness testing of such heterogeneous material as rocks is given in the U. S. Bureau of Mines' standard proposal. The more critical student may be referred to the book by D. Landau: Hardness, which is in my opinion the best existing treatise on this subject.

INTRODUCTION Over the years, Congress has written into the Internal Revenue Code various provisions aimed at lessening at least one financial burden faced by taxpayers in the mining industry - the federal income tax burden. These provisions include the election to deduct exploration expenses, the election to defer deduction of development expenses, and the percentage depletion deduction. Careful tax planning from the very beginning of a mining venture is essential in taking maximum advantage of these tax benefits. A major decision to be made is the choice of organizational structure. (For a more detailed discussion of this subject, see McCabe, John J., "Developing Structures for Investments in Mineral Property," New York University Institute on Federal Taxation, 42 NYU 24, 1984). One such structure is the use of multiple corporations, with mining activities conducted by one corporation and nonmining activities, such as manufacturing, financing and administration, conducted by the other corporation. This technique, which will be discussed in detail below, can be particularly advantageous in delaying recapture of previously deducted exploration expenses and in maximizing depletion deductions. TAX BENEFITS IN MINING Exploration Subject to certain restrictions discussed below, exploration expenditures (i.e., expenditures paid or incurred during the taxable year for the purpose of ascertaining the existence, location, extent, or quality of any deposit of ore or other mineral, and paid or incurred before the beginning of the development state of the mine are deductible at the election of the taxpayer (Section 617(a)).* Were it not for this option, exploration expenditures would be required to be capitalized and recovered through depletion, after production begins. Exploration of a mineral deposit can be very costly and may not result in commercial production for some time. If the taxpayer has income to he offset by the deductions, a mining venture can usually be structured in such a way as to allow the offset of mining losses against the other income. With today's high interest rates, this election can be quite valuable in present value terms. Corporate and noncorporate taxpayers are subject to different restrictions on this tax benefit. Corporations may elect to deduct only 85 percent of eligible exploration expenditures (Section 291(b)). (The Tax Reform Act of 1984 reduced this to 80 percent effective for expenditures after December 31, 1984, in taxable years ending after such date). The remaining 15 percent (20 percent after December 31, 1984) is capitalized and recovered at the same rate as five-year ACRS property (Section 291(b)). Individual taxpayers are not subject to this 85 percent rule; however, any amount deducted in excess of ten-year straightline amortization is a tax preference item for individuals (Section 57(a)(5)). Individuals may avoid the tax preference by electing to capitalize exploration expenditures and amortize them over ten years (Section 58(i)). In order to prevent the taxpayer from, in effect, converting ordinary income into capital gain by selling property that has given rise to exploration expense deductions, the Code requires recapture of such deductions upon the occurrence of certain events (Section 617): 1. Upon disposition of the property, adjusted exploration expenditures are recaptured to the extent of gain realized on the disposition (Section 617(d)). 2. If the property is leased, the lessor is disallowed any depletion deduction until his adjusted exploration expenditures have been recaptured in the form of foregone depletion deductions (Section 617(c)).

THE past seven years, and 1937 in particular, have witnessed the return of New Jersey iron mining to a place of importance. Following the World War period, little mining was done for several reasons. The properties were operated by small merchant furnaces whose demand was not sufficiently large to warrant large-scale methods with their attendant low operating costs. Under those conditions, the ore produced could not compete with that from the Great Lakes. However, when on Nov. 1, 1.929, the Alan Wood Steel Co., of Conshohocken, Pa., leased the Scrub Oak and Washington properties at Mine Hill and Oxford respectively, they made radical changes in the mining and milling processes which greatly reduced the cost of production and pointed the way to a renewed interest in mining in New Jersey. The following factors have been advanced as influencing the reopening of New Jersey mines:

IN the Chihuahua district of Mexico the first smelting was that inaugurated by the early Spaniards for the production of silver bullion. The ores treated were high in silver and lead. Silver-lead bullion was first produced and the lead then cupelled to waste, with the slag produced running from 5 to 10 per cent in lead and about 25 to 40 per cent silica. The ore was mined by peon labor, often being carried out of the mine on the backs of the men, and then transported by burros. Furnaces were of primitive construction, adobe or rock being used in the earlier period and some iron later when it became available. Blast was originally supplied by bellows manually operated. Such smelting was carried on to a greater or lesser extent until the latter part of the last century, and so extensive was it that many hundred thousand tons of leady slag remained to be treated in modern furnaces. In 1908 a smelter was placed in operation at Chihuahua by the American Smelting & Refining Co. At that time the ore was practically all oxidized and by a little selection, self-fluxing mixtures could be made, but with an average lead content usually under 10 per cent and sometimes as low as 7 per cent. The bullion produced would carry from 150 to 300 oz. silver per ton. The slag made approximated 30 per cent SiO2, 42 per cent FeO, 21 per cent CaO, and perhaps 3 per cent Zn. The ores varied from hard, coarse material which was passed through a crusher, to a considerable quantity of fines which had to be smelted as it came, as crushing the coarse was the only preparation for smelting.

Ge-Si N-N heterodiodes hare been built recently which show promise as high-speed logic devices. Low-resistivity germanium is deposited on silicon substrates held at temperatures above the germanium melting point and an alloyed heterojunction formed. The diodes are fabricated from this material using conventional mesa techniques. Over-all device qualify has been greatly improved by the use of epitaxial silicon substrates, that is, a subsirale consisting of a film of thin, high -resistivity silicon on a thicker Piece of low-resistirily silicon crystal. A semimpirical device design equation has been devised which predicts switching performance fairly well within the range of resistivitics and geometries employed. Switching times 01 0.9 ns and PIV 's of —20 v are typical of the better 10-ma diodes. Switching times as low as 0.5 ns have been observed for 10-ma diodes and as low as 2.8 ns for 200-ma diodes. With further development it should be possible to improve switching speed by a factor of four. IN our laboratory, Ge-Si heterodiodes have been built recently which show promise as high-speed logic devices. The diodes have been built using a process reported in some detail in an earlier publication.' The process in short involves alloying a thin film of low-resistivity germanium into a silicon substrate. the germanium having been transported and deposited by the well-known Theuerer halide reduction process.2 This process contrasts with that reported earlier by Oldham who used an essentially conventional direct epitaxial deposition technique.3 Oldham's process, unlike ours, requires cleavage of the silicon sample inside the reactor furnace the instant prior to deposition. Our process has the advantage of yielding large-area macro-scopically plane heterojunctions. Heterodiodes in general have several interesting properties. Without attempting to summarize the theory of heterojunctions.4 two of these properties which have direct relevance should be mentioned. First, N-.V and P-P heterojunction diodes rectify alternating current. Provided that either the band gap or the electron affinity of the two materials is different (which in general is the case), electronic barriers will exist in the junction band structure. When the device is sufficiently forward-biased, the barriers shift so as to permit current flow, and when it is reverse-biased. the barriers block current flow. Second, for N-N and P-P heterodiodes. the foward-conduction process involves majority carriers only. Consequently. when such a device is turned off. there is no minority-carrier storage and hence the diodes switch on and off quite rapidly. As we have reported earlier. N-P and N-N Ge-Si heterodiodes have been built in this laboratory. As one would predict from theory, the N-P heterodiodes were rather slow in turning off while the N-N's were quite fast. Similarly, the turn-off time of the N-P's increased rapidly with forward current while that of the N-N's was independent of forward current. Both N-N's and N-P's were moderately photosensitive. Photocurrents resulting from normal room illumination were as high as 1 µa at 1 v for small-area devices. The most disappointing parameter of the early N-N devices was reverse leakage.' The reverse characteristic was invariably "soft" and leakage at only several volts reverse bias was intolerable. The reverse characteristic was greatly improved by using higher-resistivity silicon substrates. Leakage becomes large at voltages about one third of the avalanche voltage one would expect of a P-N homo-junction formed on silicon of the same resistivity. Thus leakage could be reduced to reasonable limits by using unconventionally high-resistivity silicon. Medium-power diodes formed on 30 ohm-cm substrates leaked typically 15 to 50 µa at 100 v reverse bias. The use of high-resistivity silicon substrate material, however, created a new problem. In order to have an acceptable forward-conductance characteristic. the area of the diodes had to be increased. With this increase in area, the capacitance increased. Switching time for N-N heterodiodes is essentially a linear function of capacitance. Thus when the resistivity was raised. so was the switching time.
