Efficient visible light emission from p-n junctions in semiconductors is currently achieved in the four materials, Sic, GaP, ]Ga1-xAs and GaAs1-x,. Recent advances in materials preparation and p-n junction formation are briefly reviewed. The radiative recombination processes in the different materials depend largely on the band structure and the impurity states of each material. The spectral distribution of the emission ranges from the blue in Sic, to green in Gap, yellow in Sic and red in Gap, Ga1-x AlxAs and GaAs1-x Px. The origin of the various processes are discussed. The conversion of the electrical power into optical power and the measurement of the conversion efficiency are reviewed. The currently maximum quantum efficiencies at 300°K are: 3 pct in GaP(red), 1 pct in SiC(yellow), 0.1 pct in GaP(green), 0.2 pct in Ga1-x AlxAs at 66001, and 0.1 pct in GaAs1-x Px at 6800. The brightness and the interplay of the quantum efficiency and the luminous efficiency are given detailed consideration. VISIBLE light generated by the application of a direct current to a semiconductor crystal was first observed by Lossev1 in 1923. Light emission came from naturally occurring junctions in Sic crystals but little was known then with regard to the mechanism of charge transport and light emission. Some nearly 30 years later and with a vastly increased understanding of semiconductors the phenomenon of electroluminescence was studied in more detail, for example in p-n junctions of germanium.2 In these early studies, the efficiency of converting the electron current into a photon current was very low and therefore aroused little interest toward practical application. More recently it became apparent that in certain materials, for instance GaAs, and under certain conditions, the conversion efficiency was not low at all.3 The subsequent discovery of the p-n junction laser4-6 provided the impetus for increased studies of electroluminescence. Light emitted from GaAs occurs in the infrared region of the electromagnetic spectrum and is not visible to the eye. At nearly the same time the use of GaAs1-xPx led to laser action at low temperatures which was visible to the eye.7 Later a red light emitting diode, made from Gap, was reportedS which emitted incoherent radiation at 300°K with an external quantum efficiency of about 1.5 pct. The fact that such efficient devices were obtainable led to a more concentrated effort in the search for highly efficient room-temperature semiconductor light sources. It is some of this later work on p-n junction luminescence with which we will be concerned here. Since our aim is centered on visible light, with hv =1.8 ev ( ?=7000?), only the wider band gap semiconductors are of interest, i.e., Eg 1 1.8 ev. Although many compounds meet this criterion, only a limited number of those are also good semiconductors, i.e. contain low resistance n and p regions. Some of the more promising candidates are listed in Table I. We will only be concerned with light generation from a p-n junction. This limitation excludes essentially the group II-VI binary compounds, although we will briefly review the case of ZnTe and the solid solution ZnTe1-xSex. As we will show they may contain a p-n junction but only of a special kind. Most of the discussion will deal with the four materials, Sic, Gap, Gal-xAlxAs, and GaAs1-xPx. These appear to be at the present time the best visible light emitting semiconductors. In the following sections we will briefly consider: 1) the electrical properties of p-n junctions; 2) some recent advances in materials preparation; 3) the formation of p-n junctions; and then in somewhat greater detail we will consider: 4) the various radiative recombination processes; 5) the measurement and observation of the external quantum efficiency; 6) the luminous efficiency; 7) the brightness of light emitting diodes (LED'S). THE P-N JUNCTION The p-n junction in a semiconductor crystal is the interface between two differently doped regions. More specifically the p region is doped predominantly with acceptor impurities and the n region contains predominantly donor impurities. The energy band structure of a degenerate p-n junction at thermal equilibrium is shown in Fig. l(a). The excess electrons on the n side of the junction are confined to this region by the barrier potential Eg. Similarly the excess holes on the p-side of the junction are confined to the p-region by a similar potential barrier. If we now apply a dc voltage V such that the p region is made positive and the n region negative, the barrier potential EB is reduced by the applied voltage, V and the junction is said to be forward biased. With the barrier potential lowered, electrons and holes can drift toward the p region and n region, respectively, see Fig. l(b). The current voltage characteristics of p-n junctions in most wide band gap materials can be described by the relation: J = Joexp(eV/BkT) [1] where the functional form of Jo is determined by the recombination mechanism. Jo is generally a complicated parameter which depends on a number of different factors including temperature, junction width, bias voltage, and carrier lifetimes. A PROPER consideration of this subject is not confined to the technical channels of production and metallurgy. It concerns an industry, and should cover economic aspects which are of material importance in any program of development. The discussion may logically be treated under three subdivisions, as follows: (1) manufacture, (2) characteristics related to quality of material; (3) adaptability and exploitation of product. MANUFACTURE OF WROUGHT IRON The manufacture of wrought iron is the most ancient art of the ferrous metal industry. The eighty years or less of existence of processes identi-fied with our modern "Age of Steel" is a relatively brief interval com-pared with the several thousand years associated with the production of wrought iron by man. From the primitive early methods of production, manufacture for many centuries followed the line of direct reduction. There were developments as experience was gained through the years; but man's needs for a strong, ductile, forgeable product were met by reducing the ore to metallic iron in a single-stage operation. Following the development several centuries ago of what has become our modern blast-furnace operation, manufacture of wrought iron was gradually transformed into a two-stage method of first producing cast iron and then refining this to the desired degree of forgeability; the fore-runner in principle of today's scheme of manufacture of steel. The product retained the essential characteristics of highly refined base metal with iron-silicate slag incorporation, which were associated with the material resulting from direct reduction methods. Cort's invention of the puddling process in 1784 is a landmark in wrought-iron manufacture. What attracts young engineering graduates into the coal industry? What do these young men expect of a career in coal mining? These questions are often asked and debated by mining men throughout the country. In order to present a comprehensive answer to them, an opinion survey was conducted at West Virginia University's School of Mines among the junior and senior classes and part of the sophomore class. The tabulation of the answers showed that the present-day mining engineering student is an older, more mature individual as compared with former years and as compared with other present-day college students. The average age of the country's record-breaking 150,000 college graduates is 24 years. Among this year's mining graduates at West Virginia University, 78% are of this age or older. Over half (54%) of those polled in the survey are married. This is com- pared to 30% as a national figure. Of those married, 38% have one child and over 6% have two children. The entire senior group covered by this survey has averaged almost three years in the armed forces. An article entitled "The Class of '49" in the June issue of Fortune magazine states that this year's class is the oldest, most mature class in history. Our survey indicates that the mining engineering students at West Virginia University are well above the average in this respect.

THE transformation that occurs in lithium and its solid solutions containing magnesium1,2 is similar in many respects to other diffusionless transformations of the martensitic type. This general similarity makes it desirable to investigate the transformation curves in detail. The current interest in the phenomenon of stabilization in martensitic transformations has created a need for a careful appraisal of possible stabilization effects in both cooling and heating transformations in lithium alloys. The effect of prior heat treatment on the temperature at which transformation begins and the effect of various temperature cycles in partially transformed alloys also merit attention. Limited data on some of these features were presented previously,' but the present studies have been made with improved apparatus, in which erratic fluctuations were smaller than in the earlier work, and include many independent determinations of certain critical observations. Material and Methods Geiger counter X-ray spectrometers were used: a Norelco instrument, original model, and a General Electric XRD-3. The low-temperature specimen holder has been described elsewhere." Specimens 10 mm in diam and 1.5 mm thick were held in firm contact with a copper block which was attached to the lower end of a stainless steel tube that extended up to a reservoir of liquid nitrogen. A heating coil on the tube permitted a controlled temperature gradient along the tube, so that desired temperatures and rates of heating and cooling could be obtained by controlling the heating current. The specimen was surrounded by an atmosphere of evaporated nitrogen in an insulated chamber having double cellophane windows. The temperature of the specimen was read by a thermocouple imbedded in it close to the irradiated area; the specimen could be held at constant temperature within 1°C for long periods. The body-centered cubic 200 reflection near 8 = 26" was used as the index of the amount of b.c.c. material present; occasional checks were made using the most suitable line of the low-temperature phase, the close-packed hexagonal 110 line near 8 = 29". Copper radiation was used throughout. A continuous record was made of the reflected intensities on a strip chart recorder, both when the peak intensity of a line was being followed and when the lines were being scanned at constant temperature. On the continuous recordings of peak intensity, periodic checks were made on the background intensity between the lines, and on the setting of the spectrometer for maximum intensity. The lithium-base solid solution containing 12.4 atomic pct Mg (33.3 wt pct) that had been used previously' was chosen, as it had a transformation range at relatively high temperatures, so as to permit wide temperature cycling within the range. IT is difficult to judge how much influence the success attained during its first year, 1864-65, by the School of Mines at Columbia had on developments in education for the mineral industry elsewhere in the immediately subsequent years. The facts are as follows: 1. The Massachusetts Institute of Technology began giving instruction in February 1865, with a mining course included in its curriculum. 2. Early in 1865 the faculty of the Department of Science, Literature and the Arts of the University of Michigan requested permission from the Regents to establish "a course of study to be called the School of Mines . . . Also that the degree of Mining Engineering, be conferred on students who should complete the course of study prescribed in the same." A resolution authorizing this was adopted by the Regents on March 28, 1865. 3. Samuel Hooper endowed a Sturgis-Hooper professorship of geology at Harvard in 1865 with the intention of making it a nucleus of a new School of Practical Mining and Geology. 4. Yale appointed Alfred P. Rockwell professor of mining in 1865. 5. Lafayette College appointed Henry S. Osborn professor of mining and metallurgy in 1865. 6. Washington College (as Washington and Lee was then known), rising out of the ashes of Civil War destruction, made a fresh start in 1865, with Generalized as its president, and offered a mining course in the first catalogue thereafter published. 7. Lehigh University, founded in 1866, had a mining curriculum from its beginning. 8. Rensselaer Polytechnic began offering a curriculum in mining and metallurgical engineering in 1867. THIS report is a continuation of an earlier one with a similar title,1 to which the reader is referred for such details of procedure as do not appear here. A brief summary will be given of the objects and methods of the research at this time. It was pointed out in the previous paper that properties of magnesium alloys, as re-ported by different workers, often differ. This was thought to be due to differences in the preparation of the specimens tested. The ideal way to compare alloys would be to prepare each of them in so many ways that reasonable assurance would exist that the best properties of each alloy had been developed. The alloys would then be com-pared on the basis of these properties. The treatment actually given the alloys of these studies is necessarily a compromise with completeness. Nevertheless, enough treatments have been given so that a con-siderable degree of assurance exists that the properties obtained are representative of the alloy as such, and not merely of the manner in which it was worked and heat-treated.

THERE are about sixty bodies which chemists call elements ; the simplest forms of matter which they have been able to extract from the rocky crust of our earth, its waters, and its atmosphere. These substances are distributed in very unequal quantities, and in very different manners. As regards the frequency of these elements in nature, neglecting for the present those which constitute air and water, and confining ourselves to the solid matters of the earth's crust, there are a few which are exceedingly abundant, making up nine-tenths, if not ninety-five hundredths, of the rocks so far as known to us. The elements of which silica, alumina, lime, magnesia, potash, and soda are oxides, are very common, and occur almost everywhere. There are others which are much rarer, being found in comparatively small quantities. Many of these rarer elements are, however, of great importance in the economy of nature. Such are the common metals and other substances used in the arts, which occur in nature in quantities relatively very minute, but which have been collected by various agencies, and thus made available for the wants of man. It is chiefly of the well-known metals, iron, copper, silver, and gold, that I propose to speak to-night ; but there are two other elements not classed among the metals, which I shall notice for the reason that their history is extremely important, and will, moreover, enable , us to comprehend more clearly some points in that of the metals themselves. The Tennessee Copper Co.'s flotation plant, refer- T red to as London Mill, processes approximately 4800 tons of a massive complex sulfide ore per day. The ore is predominantly pyrrhotite and pyrite, the other sulfides being chalcopyrite, sphalerite, and a small amount of galena. Magnetite of economic value is also present. There are four concentrates produced. In decreasing tonnage, these are iron, copper, zinc and lead. The ore feeding the mill is a composite of ores from five mines which vary in grade. Therefore, in order to provide a fairly constant feed to the mill, the ore is blended several times before reaching the flotation machines. The flotation plant is divided into three main sections: bulk, copper and zinc. Fig. 1 shows a simplified flowsheet. The first two sections, the bulk and copper, were the two sections studied most closely in utilizing the computer.

ONE per cent. of ash in a ton of coal has been so little considered that in many circles it has been positively ignored. Even P. T. Barnum had never heard of it, or he would have had one on exhibition alongside the Cardiff Giant and the White Elephant. One per cent. of ash is closely related by both those freaks of Barnum in that it is "stone" and, in its aggregate, it is the greatest "White Elephant" that the American public now supports. Some of you may have paid Mr. Barnum for a look at the "petrified man" (named the Cardiff Giant by the gullible wise men of the early seventies); but it is certain that everyone of you is now paying for the support of the great White Elephant that is being constantly carried by our railroads all over the country-at the public's expense. " One per cent. of ash in a ton of coal" requires 120,000 open-top railroad cars each year to transport this use- less stone giant from its native bed in the coal seams of the bituminous regions to the coal bins of the consuming public.

In 20 years of commercial development, nuclear reactors have demonstrated that they are a safe, dependable, and economical source of power. Operating experience with commercial power reactors has firmly established nuclear power as a practicable source of energy. For both boiling-water (BWR) and pressurized-water (PWR) reactors, performances to date have generally met design predictions. Furthermore, it has become possible to analyze and understand the nuclear, chemical, and physical behavior of this class of reactors. The United Kingdom has had similar success with gas-cooled reactors. The Experimental Boiling Water Reactor (EBWR), the first United States experimental power reactor, began operation in 1956. It proved to be capable of supplying 4500 kw (kilowatts) of power. This reactor was followed in 1957 by the Pressurized Water Reactor at Shippingport, Pa. It was the nation's first full-scale central-station nuclear power plant and the first in the world designed exclusively for the production of civilian electric power. The Shippingport reactor was originally designed to produce 60 megawatts (MW) of electricity, and it was increased to 100 MW in 1964. In 12 years of operation, this reactor generated over 4.5-million MW-hr of electricity in spite of many shutdowns for experimental alterations. By 1969, a total of 15 central-station nuclear power reactors were operable in the United States with an aggregate electrical capacity of over 4200 MW. Early in 1964, Jersey Central Power & Light Co. announced plans for constructing a 515-MW nuclear plant at Oyster Creek, N.J., to be built without government financial assistance. The company stated that a nuclear plant had been selected competitively with fossil fuel. Their economic analysis stated that the plant would generate electricity at less than 4 mills per kw-hr, competitive with coal at 200 per million Btu (British thermal units). Coal cost in 1964 for that region averaged 26.00 per million Btu. The Jersey Central report created wide interest in public-utility circles; nevertheless, no other nuclear plants were announced in 1964. However, in 1965, six nuclear plants were announced by utilities, followed by 26 in 1966, 29 in 1967, and 10 in 1968. By Sept. 30, 1969, 97 reactors were operable, being built, or planned. The cost of these, all committed by electric utilities, was estimated at about $12 billion. When constructed, they will have an electrical capacity of 72,000 MW. THE Board of Directors of the Institute has authorized the appointment of a committee to draw up rules of procedure under which awards can be made from time to time to petroleum engineers for outstanding contributions to the art of finding and producing oil and gas. These awards will 11e sponsored by the Petroleum Division and are the first recognition by any professional society of outstanding achievement in "oil mining." They will be in the form of either a gold medal, scholar- ship, or other suitable prize. The awards will be financed from the income of the Anthony F. Lucas Memorial Fund, which was started about fifteen years ago, shortly after' his death, by admirers of Captain Lucas.

The authors are to be complimented on their timely study of solution-hardening effects in a bcc metal. Unfortunately there are some misleading aspects of the paper that should be discussed and clarified which is the purpose of this letter. In particular the writer is concerned about the allusions to rate theory of deformation that are inferred by the authors. This position is taken on the basis first of the "weaker" temperature dependence of the yield and flow stresses of the alloy relative to pure niobium and second of the strong temperature dependence of the Young's modulus of elasticity. It is by now well-recognized that any collection of data points used to determine a flow-stress temperature-dependence relationship must be established under isostructural conditions, i.e., similar or identical sessile and mobile dislocation densities and arrangements. Admittedly this is a formidable experimental undertaking and not what would be expected in an exploratory investigation of the present kind. As an alternative to the former one can consider, however, the temperature dependence of flow stresses at comparable strains. In the present study the authors have elected to use the lower yield stress and ultimate strengths to exhibit the temperature dependence of their alloys except for the data points taken at liquid nitrogen temperature. Here they have used the proportional limit for the yield stress and the fracture stress for the ultimate strength. This seems to be an unrealistic choice particularly in view of the fact that this temperature is below the duc tile-brittle transition region for the alloy and no supporting data points were obtained between -55" and -196°C. If the authors' data in Fig. 2 are extrapolated and data points selected at a constant strain, for example a strain of 0.01, the reader can quickly verify that a temperature dependence exactly paralleling that of pure niobium is obtained.

Methods of accounting for the feed size in analyzing the size distribution shift during comminution have been discussed in a number of papers.1,2,3 Based on experiments which charles2 performed with single Pyrex specimens, Schuhmann4 pointed out that the size modulus of an assembly of particles should be determined by the energy expended per unit volume (or mass), independent of the size of particle being comminuted. In this same paper, Schuhmann derived the Charles energy-size reduction relationship by considering that complex comminution operations can be considered to be the summation of many individual comminution events, each of which must be governed by Were 6wi is the mass of a particle receiving the impact, 6Ei is the energy delivered to the particle, ki is the size modulus of the product resulting from the impact, a is the distribution modulus of the assembly of particles, and A is a constant. Recent experiments on the compression loading of Pyrex spheres ranging in size from 1/8 to l-in. diam have shown that the size modulus of the fragments is determined by the strain energy at fracture per unit mass, independent of sphere diameter.' The objective of the present investigation has been to determine experimentally whether the size distribution of the product from such a complex comminution process as rod milling is determined only by the energy expended per unit mass independent of feed size. Samples of each Tyler sieve fraction ranging from 4x6 to 48x65 mesh were prepared from crushed Brazilian quartz crystals. One kilogram of each fraction was ground at 60 pct solids in an 8x9 1/4-in. mill containing 17.5 kg of rods (26 rods, 5/8-in.; 10 rods, 3/4-in.; and 5 rods, 7/8-in. diam). In each test, the mill was run at 77 rpm for 15 min. Size distributions were determined by a wet-dry sieving technique. Table I presents the size distribution of the products obtained by grinding each of the size fractions. Because the size distributions are so nearly alike, they are plotted in Fig. 1 by shifting each size distribution for the different feed sizes one screen fraction to the right. Thus, the lowest point in each size distribution represents 400 mesh and each of the other sieve sizes must be shifted accordingly. A single regression line was calculated by combining the data for the six tests, excluding the coarsest feed and the two finest feed fractions. 6 This regression line, which is given by (Y \0.88 where y is the cumulative percentage of material

(Canal Zone Meeting, November, 19]0.) THE sudden decease, April 1, 1910, in Chicago, of Dr. Franklin R. Carpenter was a shock to his- many friends. He died in his sixty-second year, of heart paralysis. To most fellow-members of the Institute who have followed the progress of the. last twenty-five years in the mining and treatment of non-ferrous ores, the work of Dr. Carpenter in that line is familiar ; but very few, even of those who knew him well in the later years, are acquainted with his earlier struggles to satisfy an inborn hunger for knowledge. The story of his life resembles that of the pioneer who opens up new country; overcoming hardships with indomitable courage, meeting doubts and difficulties with an alert and open mind, and exercising in the face of reverses an unconquerable perseverance. It seems appropriate to place on record in the Transactions a brief outline of the life and work of this eminent engineer. During the past 15 years of his life Dr. Carpenter was much interested in genealogy. In the pursuit of this study as an avocation, he traced his own ancestry to the time when ?Hugh," called "le Charpentier" on account of the dexterity with which he had swung his battle-axe as a crusader, settled in Sussex on lands received from William the Conqueror. The Carpenters came to this country with William Penn. A prominent member of the family was Joshua Carpenter, the founder of Christ Church, Philadelphia. Dr. Carpenter's branch of -the family moved from Pennsylvania into that part of Virginia which is now West Virginia, where his grandfather settled in Harrison county, while the grand-uncle went further west, and built the first iron-furnace at Hanging Rock, Lawrence county, Ohio.
